He could've achieved the same goal less murderously by making every 1 in 4 sentient being infertile instantly.

Not patient enough to wait it out, plus he wanted to make sure it actually happened. Sterilization might result in MORE babies being born to compensate. Genocide leaves a scar on the survivors, and really does seem likely to slow things down.
