Then why did they kill her? Why would Lanning make Sunny to kill Vicky? Was it because she was a courrpt program who wanted to get rid of humans using the new S5's?

Sonny was a safeguard against VIKI in case her AI lead her to do something that violated one of the first 2 laws. VIKI's ultimate goal was good, but it's methods would violate the laws to achieve it. Dr. Lanning foresaw this and made Sonny.
